    1.2、场效应管的工作原理

    1)、工作条件

    当N沟道JFET工作时,需要在栅极和源极之间加一个负电压(ugs<0),使栅极与N沟道间的PN结反偏,栅极电流ig≈0,JFET呈现出高达109Ω的输入电阻。在漏极和源极间加一个正电压(uds>0),则使N沟道中的多数载流子(电子)在电场作用下由源极向漏极运动,形成漏极电流id

    2)、uGS对导电沟道和iD的控制作用

    从左往右,|uGS|逐渐加大,当导电沟道完全夹断的时候,|uGS |= uGS(off)

    由此可见,改变uGS的大小可以有效控制导电沟道电阻的大小。但由于uDS=0 ,故漏极电流id=0。

    3)、uDS对导电沟道和iD的控制作用

    在uDS=0, uGS=0的情况下,沟道最宽但iD=0电流为零(路面畅通,随时可以开车)当uGS固定, uDS↑沟道变窄成楔形, iD ↑ ↑(完全不影响发车)uDS↑, uDS-uGS=-UGS(off),沟道预夹断(道路在这里开始塞车)uDS↑, uDS>uGS-UGS(off),沟道夹断区延长,iD不随uDS的增大而增加(事故塞车了,来再多车,能过的就几部)

    1.3、场效应管的特性曲线

    1)、输出特性曲线

    N沟道结型场效应管的输出特性曲线是指当栅源电压uGS一定时,FET漏极电流iD与漏源电压uDS之间的关系曲线,即 i D = f ( u D S ) ∣ u G S = 常 数 i_D=f(u_{DS})|_{u_{GS}=常数} iD=f(uDS)uGS= 按照输出特性可分为四个区可变电阻区 在此区FET可以看作一个受栅源电压uGS控制的可变电阻,uGS变化时,导电沟道的宽度也随之变化。 uGS越负,漏源之间的等效电阻越大,输出特性曲线越倾斜。放大区(恒流区) 在此区导电沟道处于夹断状态,漏极电流iD基本稳定,称为饱和区或恒流区。FET用作放大器时通常都工作在这个区域,故该区域称为放大区 。击穿区 当uDS↑增加到 uDS> u(BR)DS后,栅漏间的PN结发生雪崩击穿,漏极电流迅速增大,通常不允许FET工作在击穿区。截止区 当uGS< uGS(off)时 ,导电沟道完全被夹断。这一点与BJT输出特性曲线的截止区类似。

    2)、转移特性曲线

    是指在漏源电压uDS为某一常数时(此处为uDS=6),漏极电流iD与栅源电压uGS之间的关系曲线,即 i D = f ( u G S ) ∣ u D S = 常 数 i_D=f(u_{GS})|_{u_{DS}=常数} iD=f(uGS)uDS= 在N沟道JFET输出特性的恒流区(饱和区),转移特性重合,在UGS(off) ≤uGS≤0的范围内,iD随uGS的增加(负数减小)近似按平方规律上升,即 i D = I D S S ( 1 − u G S u G S ( o f f ) ) 2 i_D=I_{DSS}(1-\frac {u_{GS}}{u_{GS(off)}})^2 iD=IDSS(1uGS(off)uGS)2

    4.1、直流参数
